hyphen question

I'm working on my resume. I have experience teaching English, but science was my collegiate focus. However, what with "English Teacher" on my resume (even if the teaching was in Japan), it seems that grammar details are extra important. So, my grammar question is on the hyphenation of the phrase: 400 year old. which is correct?
400 year old
400 year-old
400-year-old
